Correlation of the surface density and size of FeS nanoinclusions with the electrophysical and photoelectric characteristics of the heterophase material CdS:Fe

Abstract
The volt-ampere characteristics of heterophase samples, which are a solid solution of CdS:Fe with nanosized inclusions of FeS, are studied under pulsed switching on of illumination. The change in the electrophysical and photoelectric characteristics of the heterophase material CdS:Fe from the surface density and size of FeS nanoinclusions is explained using the method of equivalent circuits and the model of a heterophase semiconductor resistant to radiation.
