VAC, heat balance and transfer in a nanodiode

Abstract
Energy diagrams and heat balance in a diode with tunneling and ballistic heat transfer are considered. A general expression is given for the quantum potential included in the Schrodinger equation, for the diode current at different cathode and anode temperatures, and volt-ampere characteristics. These are obtained on the basis of a strict solution of the Schrodinger equation, taking into account reverse tunneling. Reverse tunneling current is significant at low anode voltage. The results were obtained for non-matching electrode materials, i.e., when differing their Fermi energy and work function. They can be applied to both nanoscale and micro-sized structures.
